匀胶(Coating)：旋转涂布(spin) t=23℃, 湿度(humidity):40%

前烘(Prebake)：100℃×90sec, Hot plate

曝光(Exposure)：50mJ/cm²(g-line,1.17um);85mJ/cm²(g-line,2.4um)

曝光后烘(PEB)：110℃×60sec,Hot plate

显影(Developing)：2.38%TMAH 23℃×60_~70sec,Puddle

后烘(Postbake)：120℃×60_~90sec, Hot plate

紫外交联(UV-Crosslink)：110℃ Hot plate
